    NVidia bumpgate

    Just archiving everything related to bumpgate since most stuff has disappeared from Google. Maybe people will finally take the time to read some of it and stop shouting "reflow gpu" at every occasion but rather try to understand what the real issue is…
    Interesting parts about the failure analysis are "Why Nvidia's chips are defective" and "Why Nvidia's duff chips are due to shoddy engineering"


    May complete this post at a later date with more details.
    Basically issue is a combination of thermal dissipation of the chip with hotspot, generating mechanical stress due to thermal expansion, wrong underfill material and wrong bump material.
    It's not the solder balls between the chip and the board.

    Chips affected are mostly from 2006-2008.
    MCP and GPUs are affected, both in laptops and desktops.
    Some articles list G86, G86A2, G84, C51, G72, G72M, G73, G72A3, MCP67 and NV42. But these aren't the only ones, some G9x and other MCPs were affected too.
    That's some later GeForce 6000, almost all GeForce 7000, almost all GeForce 8000, some early GeForce 9000. Affected MCPs are MCP5x (northbridge only, not southbridge), MCP6x and early MCP7x.



    NVidia started producing fixed revision for some affected chips in the summer of 2008. Some defective ones were still produced a bit after that.
    Fixed revision of affected chips got a new underfill material that's white rather than dark, so it should be easy to recognize them. They'll typically have a datecode after 0830, and some of them have an odd digit instead of an even digit at the end of the model number (eg. G84-603-A2 instead of G84-602-A2).
    Note that some chips were still using the bad bump material with the good underfill material (early 9600M) but they're much less prone to failure than earlier series.
    Fixed chips include most G84/G86, most of them are still available at see-ic.

      AMD chips I find to be very prone to this failure mode across many years, people reflow or reball them thinking it's the fix, while all that happens is the micro bumps shift a bit renewing the failed connection for a limited time.

        Thanks, somehow I had never seen this video. What he's saying and what happened don't really sound exactly the same strangely enough… Not really "admitting" to much.

        About ATi/AMD unfortunately I've never heard of any failure analysis. (and of course they never cared about some of their chips having a pretty high failure rate)

          laughing at xbox 360 and ps3 reballers xD.

          i think it was a huge cover up, because microsoft and sony didn't stated exact reason for failed GPU chips.

            Just had an Asus M2N68-LA (from a Compaq SR-5130NX) motherboard quit on me. Started as intermittent no-POSTing, then it got extremely hard to make it POST. And somewhere in the process, the audio controller totally disappeared from the system, never to return.

            EDIT: Up and running on a Compaq SR-5404F from early-2008. Bumpgated??

            Don't buy those $10 PSU "specials". They fail, and they have taken whole computers with them.

            My computer doubles as a space heater.

            Permanently Retired Systems:
            RIP Advantech UNO-3072LA (2008-2021) - Decommissioned and taken out of service permanently due to lack of software support for it. Not very likely to ever be recommissioned again.

              6100 and 6150 wree hot garbage for quite a long time already, and a sea of dead Turion based dv2000,6000 and 9000 should be the biggest proof ever.

              It's a miracle these do survive a bit longer on mobos though. At least I've rarely seen them fail, unless they're the unified version - for example, look at the M2NPV-VM and M2N-VM. The former is the classic config of NB+ SB - GF6150 and nForce 430, while the M2N-VM seems to be the unified version, as there's just one big heatsink covering the whole chip.

              Then there's the 7025 and 7150s. How bad are those?

                Would adding external cooling to the chipset heatsink help extend the lifespan?

                Just added an HSF from an Athlon XP-era heatsink directly onto the chipset heatsink in the Compaq SR5404F, the surviving twin of the two Compaq towers. I've got it running directly off of the PSU's 12V rail at full speed- always running as long as the system's turned on.

                      Same exact fault on X360 graphics chips from ATi/TSMC. MS even admits this a bit vaguely (due to the audience target being non-technicians). Was never the solder
